Native MOS實際就是閾值電壓接近為零的管子,實際上就是耗盡管。這種Native MOS管一般只會用來做電容,用它做電容的好處在於,以NMOS為例,gate電壓只要大於閾值電壓,那麼電容都等於Gate電容。而標準NMOS,當 gate電壓小於閾值電壓的時候,NMOS電容等於gate電容和溝道耗盡層電容的串聯,是電容值變小很多。所以在130nm製程之後,我們會經常看到 Native NMOS/PMOS作為電容使用。
native 主要優點:
1,用做MOS電容,比較穩定,不像一般MOS工作在亞閾值區時,電容很小。
2,用在LDO源跟隨時,有效降低drop
3,由於不需要額外壓降,在低壓應用中,提高PSRR
4,做在外延層上,不需要額外掩膜版。
缺點:1,由於是Nmos,閾值接近為0,所以不好關斷,有時可能產生漏電。
2,做在外延上,一致性不太好。
3,最小尺寸可能比普通管大。
4,不好做開關。
